Paper achieves recognition in “Chip-Level Design” category
SUNNYVALE, CALIFORNIA, UNITED STATES – 04/15/2013 – Rambus Inc. (NASDAQ: RMBS), the innovative technology solutions company that brings invention to market, today announced it has received a “Best Paper Award” for one of the papers it presented at the 2013 DesignCon. The paper, titled, “3D Si Interposer Design and Electrical Performance Study”, was awarded in the DesignCon Chip-Level Design category.
The paper, developed based on a study in conjunction with the Industrial Technology Research Institute (ITRI), outlined a silicon interposer design with multiple active silicon dice on both sides of the interposer. This double-sided interposer used both RDL layers and TSVs for the system signal and power delivery. Rambus and ITRI engineers presented detailed results of the electrical performance for the RDL layers and TSVs during the recent DesignCon. The study provided design guidelines for signal routing and signal integrity up to 20GHz, showcasing correlation between the electrical measurement results of the system and the modeling results from a 3D field solver.
